High frequency performance limiting factors such as avalanche response, tunneling, series resistance, etc. have been studied for mm-wave and THz IMPATTs. Finally a quantum drift-diffusion model has been proposed for obtaining more accurate design of IMPATT devices at higher mm-wave and THz frequencies.
